Synthesis of Mixed Amido, Guandiinato, Nitrido Tungsten Complexes as Precursors for the Aerosol-Assisted Chemical Vapor Deposition of Tungsten Carbonitride Thin Films
Mixed tungsten amido, guandinato, nitrido tungsten complexes have been synthesized as a new class of precursors for the aerosol assisted chemical vapor deposition of tungsten carbonitride thin films. Novel complexes of the type WN(NR₂)[R'NC(NR₂)R']₂ were synthesized and characterized. Thin films grown with the precursor were evaluated.
